Technology Parameters for ami06 library of cadence

Hello Everyone,

I am working on a Phase locked loop. for that i have to construct a VCO, which is a current starved one, and hence i have to calculate the value of currents at different voltages. I am having trouble finding various parameters in technology parameter files given on the internet. These Parameters are:

Threshold Voltage
Un (mobility)
lambda(early effect parameter)
Different Capacitor Values(such as junctions and side walls), i know their abbreviations but not sure about their units whether its per meter square or per micro meter square.

I am using ami06 model for my simulations in cadence

I am considering these model files at present.... the files are
venividiwiki.ee.virginia.edu/mediawiki/images/a/ae/Ami06P.m (for PMOS)
venividiwiki.ee.virginia.edu/mediawiki/images/b/b8/Ami06N.m (for NMOS)
 

Threshold Voltage: VT [V] (or VTH0 in the AMI model; dvthn considers the deviation of statistical process spread)
Mobility: U0 [cm2/Vs] (a fitted parameter from extraction, recognizable by the many decimal figures). Use it if you don't find better sources.

lambda is a (to be) SPICE-calculated parameter, which considers a lot of other parameters/effects: VDS, CLM, DIBL, body effect, gate dependence), hence not given explicitly.

"linear" capacitance values (as for side walls) are given in [F/m]
"area" cap values in [F/m2] = [pF/(µm)2] .
