Hello everyone,

I am searching for fast MOSFET to generate a single rectangular narrow pulse (+100V,-100V) with period (13ns - 50nSec variable). Load is 300pf capacitive. +/- 100V power supply lines are given.

I am searching for fast MOSFETs and I came across STN4NF20L with Qg (Total Gate Charge) of 0.9 nC. However Qgs = 2.6nC and Qgd = 6.9 nC sum of which is larger than 0.9 of Qg. Am I missing something here?

Any thoughts would be much appreciated.

It's a simple miswriting, if you only bother to look at Figure 8. it clearly shows that Qgs = 0.9 nC, Qgd = 2.6nC so Qg (Total Gate Charge) is 6.9 nC.
