how threshold voltage depends on the charge carriers in cmos

Threshold voltage depends on oxide thickness and temperature. I don't think it depends on nature of charge carrier .

There will be formula for dependence of threshold voltage. Find out that formula from google. See what it is dependent on. Try to relate the parameters with charge carrier concentration.
