Hi... i want a switch of voltage rating 2KV and Td(on)<15ns, tr<15ns, Td(off)<15ns and tf<15ns.the switch can be either mosfet or bimosfet or IGBT. it is used for pulse modulator in jammer application. please if anyone knows or used these type of switch with these range let me hnow.

thank you.

You're not going to get those kinds of speeds from an IGBT
and likely not a MOSFET either. Maybe you should think
about doing your modulation at small signal rather than
at high power.

no con't reduce the signal power..we are using 2 De150 IXYS mosfet series. it provide 4ns rise time, fall time. but now we want it to reduce the size. i know speed reduce with 2KV single mosfet but less than 15ns is good..i have found mosfet with 2.5kv and rise time of 19ns(for reference i have attached datasheet), can i do anything externally to increase the switching speed.. please any one suggest me.

You'll have to show how you are using the FET as a switch in your circuit. Is it in series with the circuit path, or is it being used to drive another switch like a PIN diode?
