[Need Help]TSMC 0.13um LV HSPICE model

Hi,

Anyone has the TSMC 0.13um Low Voltage (1V supply) modelfile for hspice?

I am still waiting for MOSIS' approval. And I really want to have the model to begin the design ASAP.

Thanks!

PS: My design requires the 1V or lower supply voltage. Considering what I can get as a student, the TSMC013LV seems to be the only choice.

The PTM website can generate a custom-defined model by setting vth, rdsw, tox, etc.

Does anyone know what values should I use for the TSMC 013um Low-Voltage model?

I need the Leff, Rdsw, Vth and Tox. I really don't want to begin with other models then switch back to TSMC for fabrication. It's nightmare...

Until you receive the proper TSMC models, you could perhaps start with the IBM 130nm HSPICE level 49 models from MOSIS, or with the 130nm level 54 models from PTM.

Even if someone would give you the proper 4 parameter values for the TSMC 013um Low-Voltage process, you wouldn't get a fully matching PTM model. You'd have to resimulate with the TSMC models anyway.
