c band low noise fet or hemt!!!

all i want to have a transistor with ultra low noise(<0.3dB) !!!
give me several choose.
help me!
 

hi goto agilent rf and microwave to search about HEMT transistor,u can download from it

Fujitsu Fhc40lg is quite low noise, 0.3dB @ 4GHz
 

The best choise is GaAs FET.
But now from Agilent has many new HEMT for choise.

To design a LNA,to select a device is the first,the key is to design a circuit(include the input match microstrip loss),and just this loss may effect the NF largly.So be very care to design this.

In some way, you may use the suspented circuit type to get low loss .
 

NEC NE321000. It is a GaAS HEMT, o.2 um gate length with coplanar layout.
