build a 2.4ghz amp

I want to design a power amp at freq 2.45GHz. I am facing the problem to get the transistor model to use in ADS simulation. Any body can help me??please
 

ld mosfets power amp

i still don't have a specific transistor. i want to use ld mosfet or GaAs fet. output power between 5W-25W.

i can suggest 100mW amplifier only. we are using it for our bluetooth application, atmel T7024 ic. 1Km range already
 

2.45 ghz

You can use a transistor from Polyfet. In application notes, you will find the full pcb design and bill of material, therefore you would not need a specific model to simulate it first.
