about the models of high frequency bipolar technology

i want to design the high frequency PLL circuit,
who can mai to me the technology files including spice models such
as resistor, bipolar transistor and capacitor model as well as the
standard cell layout. :eek:

I think;
when you use the technology files, you must use the devices and fabrication process for mas-production,so means if you use some technology file ,you must use the device for manufacturing.
if you want to learn the design methodology you can use any technology file. I am not good bipolar design engineer but recently I am looking CMOS. its cut off frequency is around 10 GHz(cut off freq is the definition of bipolar) Gmax is more than 10 GHz . and you can find MOS technology file at the site www.mosis.com.

addition
for capacitors,inductors and resistors there are alot of S-parameter data sheet at manufacturers site. pls find at that site.
and you will exchange from S-para to spice parameter using MULTISIM or ADS or other software tools because to design efficiently cuircuit simulation is best,then you will simulate using S-parameter.
