Hi all,

How could I know the literal & physical meaning of all the parameters in spice model?

eg.

.MODEL nch_na25.1 NMOS (
...
...
LPEB = 1.51e-010
K2 = 0.019
...
...
)

just like the example, what does it mean LPEB / K2? Is it a electrical parameter or a process physical parameter? Where can I found the explainations of them?

Thanks a lot!

Re: spice model

It is all explained in the **broken link removed**

K2 = Second-order body bias coefficient
LPEB = Lateral non-uniform doping effect on K1

and many more. I think the BSIM models have more parameters than any other device.
