Simulation problem of cylindrical gate-all-around nanowire tunneling fet

Hello all
I want to simulate a 3D cylindrical GAA-TFET in silvaco ATLAS , and plot the band to band tunneling rate along the length of the device, (I use kane tunneling model)
when I do the simulation, and display this parameter, the band to band tunneling rate is zero, ofcourse the energy band diagram show tunneling is exist.
but I dont know why the tunneling rate is zero and what is wrong
I would be glad if can help me to correct my simulation
