looking for ultra low threshold 45nm spice model

Hello all,

I'm looking for an ultra low threshold 45nm spice transistor model. I found some models in ASU PTM (Predictive Technology Model) website, but they had Vth=0.6V for Vdd=1V . I need even lower threshold voltage model, is it possible to find one for 45nm technology ?

Probably not. Can you work in sub-threshold region?
