I am searching for a mosfet that can be used for more than 250 KHz application...What would be the selection criteria??How are the rise time ,fall time, turn on delay time ,turn off delay time related to switching frequency???Is there any empirical formula there that explains the relationship???

Hi,

I´d say the criteria depend on your application.
Some are satisfied with (relatively) slow rise rate or fall rate, some extremely fast switching.
Some have a fixed duty cycle of 50% some nedd ON times of only a couple of ns.

--> The developer / engineer should give you the selection criteria.

** But most important will be: voltage and current. **

Then there is the body diode. Usually it is slow compared to the MOSFET.
So if the MOSFET is used in a halfbridge configuration you need take care about diode_reverse_recovery_time also.

Klaus

suppose it is used in a fulll bridge application where the maximum duty ratio is 50 percent, how to alculate then??

Hi,

maximum duty ratio is 50 percent
... and what is MINIMUM ON time?

Rise rate?
Fall rate?
Voltage?
Current?
Driver circuit?
...

Nobody of us can know the recommendations...

--> Ask the development engineer.
