Does the BUP314 has an internal protection diode?

IGBT Voltage

Hi All,
Sorry for my English.

Does anyone know that the BUP314 has internal protection diode or not?
Will be it destroyed if the E-C voltage grows more than 1200V?

As I know the MOSFETs don't become destroyed because of their protection diode. Only they get hot.

you can check with meter , i think there should also zener .

I checked with a meter. The meter shows 485 ohms for E (red probe) to C (black probe) but by reversing the probes it doesn't show any value.
What this mean?

I think IGBT is ok with reading provided by your from meter.
Also check it in diode range with DMM.

Hello,

I don't know IGBT with internal protection diodes similar to MOSFET. IGBT can absorb a certain amount of transient energy anyway, specified as avalanche energy in datasheet, but it's considerably lower than with MOSFET. But you can't see this parameter from measurements with a meter.
