I had the same problem and I think is a BSIM2EKV bug. It uses 'lambda' internally as a 1u length unit, but some problem happens when constructing the netlist for the simulator.
You can manually solve the bug by adding this line at the and of your BSIM model file:
.PARAM Lambda=1e-6
