I am going to design a 2-stage doubler-based charge pump with 1.5v input, 3v and 1.5mA output. clock freq is around 200Mhz.

Hspice use gausian method to get the solution of a matrix, so the dependency will be exponential
Spectre may be a different, it may divide the circuits and some them simultaneously, the dependency is between linear and exponential

any rough idea on the computational complexity (simulation speed) of Hspice or Spectre? I only know it is strongly dependent on the number of internal nodes of the circuit because Spice have to make matrix of it. is this dependency linear or exponetial, etc?

I would say the important thing is whether or not you want to catch those extreme values or "outliers". If they are not important, 30 is enough to have an idea
