Does anyone know the temperature coefficients of the following integrated components?

diode (Voltage/Temperature)
base diffused resistor (Resistance/Temperature)
transistor hfe (gain/Temperature)

All are for bipolar IC process. Thanks.

for Si diodes in the 40...400 K range and for small I (not self heating)
dV/dT= -2.2mV/K , (it is quasi costant).

For Hfe: I don'know the value but i know that it is positive. So it is a cause of desctructive chain reaction.

This is really a strange question indeed. Some of information is different in different devices. Aren't they in datasheet of the device?

Looks like another homework question from "Electronics Technology" class.

I enjoy helping students, but first I want to see some initiative!

I think semiconductors conduct more heavily when the temperature is increased. A capacitor loses capacitance, I believe. A resistor I am not sure of. This is a real good question. The beta of a transistor will change with temperature. That's why you should wait for the betas to stabilize when you first turn on the power to electronics.
