Hi
I paste questions on several forums for help,but the answer is few.
Hope I can get help from EDA board:
1.why is RFIC more easy to suffer EDS damage that mixed ic?
2.Does the ESD protect circuit on RFIC need power supply
to activate?

1, RF signal is sensitive with parasitic capacitance of ESD.
Because the frequency level is as high as GHz.
2. No. But it should be connect to VDD and GND.
Because the charge will flow throuth the path.

ESD protection add alot of parasitics "resistive and capacitive" and this is very critical to RF signal , so in some IC's the ESD protection in RF doesn't exist
that's y the RFIC is more sensitive to ESD
this is as far as i think

| Furthermore, the ESD has nonlinear capacitance (reversed bias PN junction) which gives rise to nonlinearity and in some cases, can limit the SFDR of the lineup.
